Answer:

The Correct Answer would be (iii) fixed donor and acceptor ions. The potential barrier at the p-n junction is due to charges on either sides of junctions and they are commonly referred to as Donor and Acceptor ions.

Explanation:

When an N-type semiconductor is joined to a P-type semiconductor, a p-n junction is formed. Now, in N-type, electrons are in excess while in P-type, holes are in excess. So, being oppositely charged, they began to attract each other. As a result, many electrons and holes from their respective N and P-type semiconductors began to move and get diffused on the other side. As a result, there is a shortage of electrons on the n-type and same goes for holes on the p-type. Irony is that now electrons are in access on p-type and holes are on n-type. So, basically, these opposite charges create a barrier across p-n junction also known as potential barrier. they are known as Donor and Acceptor ions.
