Advantages
a) It is a voltage controlled device so easy to drive.
b) Requires negligible power to hold it in the ON state.
c) The gate drive circuitry is less complex & less costly.
d) Fast switching speed.
e) No additional Circuit is required for commutation.
f) No secondary breakdown
g) Small Size and less expensive.
Disadvantages
a) The on state voltage across a power MOSFET is high. Therefore the on-state power dissipation is very high, as compared to that of a power transistor.
b) Power MOSFETs need special care while handling otherwise they can damaged due to static electricity.

Abstract
With technology advances into deep submicron era, new physical phenomena appear and the relative importance of existing phenomena for high-temperature behaviour can change. This paper is focused on the influence of scaling down technology, particularly the decrease in gate oxide thickness and the increase in doping levels on the high-temperature characteristics of SOI and bulk MOSFETs. By examining different device properties, major evolutions in high-temperature behaviour with regards to previous device generations have been identified.
