4) Ga2O3 is the answer of the question.

We know that in the modern periodic table, aluminium and gallium are in the same group.
So, they have same valency 3 and oxygen has a valency of 2. So, when we'll write the formula of gallium's oxide, the number 2 will go below Ga and 3 will go below O. Hence, Ga2O3 will be formed.

[Also, since aluminium and gallium are in the same group, they will have similar formula of oxide and we know that aluminium oxide is Al2O3.]
