The deposition rate and the substrate temperature will drastically influence the crystal structure of deposited films. Figure 6.6 shows the optimum condition for deposition of c-axis oriented films by various sputtering systems. It shows that the optimum condition of the substrate temperature is 100–200°C for a deposition rate below 1 µm/h with the RF diode sputtering system. In the magnetron sputtering system, the optimum condition shifts to a higher substrate temperature with a higher deposition rate; typically the substrate temperature is 300–400°C; the deposition rate is 1–5 µm/h.5
